On the possibility of degradation-free field effect transistors

Time-dependent change in threshold voltage, due to generation of interface/bulk traps, degrades drain current of field effect transistors. In this paper, we show-both theoretically and experimentally-the intriguing possibility of designing degradation-free transistors (with time-invariant drain current), where the degradation in threshold voltage is exactly compensated by improvement in mobility. Such transistors would reduce parametric reliability being a key concern for supply voltage scaling and thereby improve integrated circuit performance by minimizing the guard band voltage used in very large scale integrated circuit design. Selective growth of Ti3+/TiO2/CNT and Ti3+/TiO2/C nanocomposite for enhanced visible-light utilization to degrade organic pollutants by lowering TiO2-bandgap

Summary: A convenient method was developed for the selective preparation of two stable nanocomposites, TTOC-1, TTOC-2, and TTOC-3, by adjusting the amount of single-walled carbon nanotubes used in the synthesis. The nanocomposites showed excellent visible-light absorption and photocatalytic activity due to the introduction of carbonaceous species and Ti3+ vacancies. Moreover, the nanocomposites exhibited high degradation efficiency for various organic dyes, indicating their potential as efficient photocatalysts.

They showed improved catalytic efficiency and enhanced charge transfer due to Cd doping and/or the formation of a heterojunction between the CWC and CNDs compositing with CNDs.

Summary: This study demonstrates the operation of field-effect transistors made of ultra-wide bandgap semiconductor beta-Ga2O3 at high temperatures. The effects of temperature on device performance were investigated. The results show a decrease in transconductance but an increase in drain current with increasing temperature. After high-temperature testing, the devices were able to recover their room-temperature electrical properties. The mechanism of gate leakage was also explored.

An ASM-HEMT for Large-Signal Modeling of GaN HEMTs in High-Temperature Applications
