Structure and Ferroelectric Properties of Bi5Fe0.75Co0.25Ti3O15 Thin Films

Bi5Fe0.75Co0.25Ti3O15 (BFCTO) ferroelectric thin films have been synthesized on Pt/Ti/SiO2/Si (100) substrates by metal organic deposition (MOD) method. The microstructure, surface morphologies, ferroelectric and fatigue properties were investigated. X-ray diffraction, AFM and SEM indicates that the films were well crystallized. The remnant polarization (P-r) and coercive field (E-c) increase with the increases of maximum electric field. At a maximum applied field of 547kV/cm, the P-r and E-c values are determined to be 31 mu C/cm(2) and 142 kV/cm, respectively. The films show no significant change of P-sw and P-ns up to 1.1 x 10(9) read/write cycles at a frequency of 50 kHz.
