Summary: We present a study on the intra-cavity coherent combining of two DBR lasers on an InP platform, achieving a combining efficiency of 84%. The combined DBR lasers exhibit an on-chip power of 9.5 mW at an injection current of 42 mA in both gain sections simultaneously. This monolithic approach enables the operation of compact and high-power lasers in a single-mode regime with a side-mode suppression ratio of 38 dB, providing a promising direction for integrated photonic technologies.

Summary: In this study, we grew submicron-sized InP/InAsP/InP nanostructures on a Si(100) substrate using an original approach. Photoluminescence spectroscopy was used to investigate the individual nanostructures, and tuning of the emission line in the spectral range from 1200 nm to 1550 nm was achieved by adjusting the growth parameters. These results offer a potential approach for the growth of position-controlled heterojunctions based on InAs1-xPx on Si(100) substrate for nanoscale optical devices operating at the telecom band.

Summary: This article introduces the introduction of high-speed phase modulators based on the quantum-confined Stark effect to the generic InP foundry platform at Fraunhofer HHI. It describes the technological integration of the high-speed phase Mach-Zehnder modulators (MZM) to the existing generic foundry process and discusses an electro-optical behavioral model for the high speed MZM. The presented MZM structure with a traveling wave electrode length of 5 mm has a V-p of 1.4 V and a small signal electro-optic 3 dB bandwidth of 32 GHz, demonstrating large signal RF operation up to 80 Gbps. These are the highest-performance MZMs in an InP open access integrated photonics foundry platform, to the best of our knowledge.

This study demonstrates the use of focused ion beam (FIB) milling as a tool to shape organic single crystals into optical cavities with different geometries and dimensions. The shaped crystals exhibit sharp resonance modes in the fluorescence spectrum, confirming their ability to act as cavities. This novel single crystal processing technique enables the industrial-scale production of optical components and circuits, driving the field of crystal photonics forward.

Summary: The study demonstrates the anti-reflection properties of lithographically defined subwavelength gratings applied to integrated waveguides on the InP membrane-on-silicon platform. The use of gradient index effect creates a smooth index transition between core material and air, achieving reflections below -30 dB at a wavelength of 1550 nm. Experimental results show that relative reflections as low as -25 dB can be achieved using Mach-Zehnder interferometers as test structures.
